In the past, GaAs semiconductor which provides high mobility of electrons and high quality factor of the passive components dominates this field. With the continued scaling of modern CMOS technology, CMOS has demonstrated excellent performance at RF frequency. Nevertheless, due to the low breakdown voltage and lossy silicon substrate of the CMOS process, the CMOS PA is still the bottleneck for the RF systems-on-a-chip (SoC) applications. Therefore, the development of power combining, linearization, and efficiency enhancement techniques for CMOS PA gets much attention. |
